I was quite scared he could be slowplaying something, check/calling to the river and there check/raising.
But should I have folded after a raise on the river?
      Was anything else wrong?

With our any reads your play is fine. we are betting for value on the river and calling with those good odds. he can still c/r with a worser two pair. Sometimes you will set better hands there but at the long run it's EV+ call for NL2.
