I would check-back the river as well.
Imo you don't have three streets of value in this spot.

Yes you should. Your opponent's line shows weakness and board is pretty safe too. 1/2 pot is enough.

I just feel when the board pairs i've got more chance of getting thin value from his J/Qx

Without looking to spoilers and comments: I would bet river here 30-40%. I believe your KQ is good enough for 3 streets of value

I must add, even though the hand sample is small villain shows here true traits of a nit. I don't see anyone else but nits (or total nitwits ;) ) play this line with such a strong hand.

Villain lets us do the betting as he knows that we will fold vs a raise. His play is ok, having in mind you advise us to give him some more money on river too. :)

QT, maybe a Q9 but I also wouldn't rule out 99 and TT here. However, as I said, he looks nitty so perhaps 3 streets of value isn't a good idea next time against this villain.

That is one thought. Villain could also stick with a smaller pocket pair (99 or TT) and call off a small bet OTR. I don't know villain here so I can't make a real solid conclusion about this.
